dc.description.abstract | In this study, the linear, nonlinear and total optical absorption coefficients as well as the relative refractive index changes of the electron confined in the semiconductor 𝐺𝑎𝐴𝑠(𝑐𝑜𝑟𝑒)/𝐴𝑙0.1𝐺𝑎0.9𝐴𝑠(𝑖𝑛𝑛𝑒𝑟𝑠ℎ𝑒𝑙𝑙)/𝐴𝑙0.4𝐺𝑎0.6𝐴𝑠(𝑜𝑢𝑡𝑒𝑟𝑠ℎ𝑒𝑙𝑙) quantum dot heterostructure, are investigated in detail within the framework of the compact density matrix formalism approach and the iterative method. For this purpose, firstly, the energy eigenvalues and the corresponding wave functions of the structure are calculated by the diagonalization method in the effective mass approach as a function of the core/shell sizes. The numerical results show that the linear and nonlinear parts of the optical absorption coefficients and refractive index changes associated with the intersubbands 1𝑠 → 1𝑝 and 1𝑝 → 1𝑑 transitions undergo significant changes. It is also found that the energy of the ground and excited electron states depends on the core/shell sizes. In the literature, there is no study on the optical properties caused by 1𝑠 → 1𝑝 and 1𝑝 → 1𝑑 transitions in the 𝐺𝑎𝐴𝑠/𝐴𝑙0.1𝐺𝑎0.9𝐴𝑠/𝐴𝑙0.4𝐺𝑎0.6𝐴𝑠 core/shell/shell quantum dot. Thus, it is believed that the properties set forth herein may contribute to the understanding of the effects of core/shell sizes on the optical properties associated with the respective transitions of the electron in the structure under study. In addition, the theoretical results obtained can contribute to experimental studies and provide a kind of approximate modeling for practical applications such as optoelectronic devices and optical communications. | tr |
